Abstract:
We have studied the effect of ultrasonic treatment (UST) on the photo- and thermoelectric properties as related to electron traps in $n$-GaAs single crystals. It is shown for the first time that the UST leads to changes in the spectra of photoconductivity and thermostimulated current in $n$-GaAs. A possible mechanism of UST action on the energy spectrum of electron traps is discussed.
