Abstract:
An InGaAs/InGaP/GaAs laser with quantum wells, grown on a lightly doped germanium substrate, is experimentally investigated. Generation on the second and sum harmonics is observed in this composite cavity laser, which confirms the possibility of efficient difference-harmonic generation.
